Zhu Wenhui

Prof. Zhu Wenhui is a full professor at Central South University, China, a National Talent, Chief Scientist of the National 973 Program, National Distinguished Professor, leader of major development projects in Hunan Province and Changsha, elected foreign Academician of the Russian Academy of Natural Science as well as the founder and chairman of Changsha Anmuquan Intelligent Co., Ltd (AMQ). He specializes in the research of 3D integration, packaging and testing of micro and nano electronics, and atomic and molecular manufacturing. His research and application achievements in the evolution mechanism and failure mode of key heterogeneous interfaces, heat transport characteristics of nanoscale structures, and reliability design in multi-physics environment have been internationally recognized. His proposed fabrication idea based on atomic molecular transport and evolution has been applied in the design and evaluation of nanostructures. In 2011, Prof. Zhu Wenhui was selected as a National Distinguished Expert by the Organization Department of the Central Committee of the CPC for his outstanding work on fatigue prediction model of solder balls and green packaging reliability analysis.

As a long-serving chairman of conferences and forums such as IEEE ICEPT, EPTC, ECTC, etc., Prof. Zhu Wenhui is also the editorial board member and reviewer of many international and domestic journals. At present, he has published more than 230 papers and about 100 patents, been invited to present at more than 20 international conferences and won 5 ICEPT Outstanding Paper Awards. He has chaired 1 National Key Basic Research Program (National 973 Program), 4 National Major Scientific and Technological Special Projects/Issues, 1 National Natural Science Foundation of China (NSFC) and 1 National 863 Program. He led the development of a series of new-generation technologies, such as TSV-CIS, 3D-TSV, FCCSP/BGA, high-density V/UQFN, FCQFN and AAQFN, and achieved mass production, with an annual output increment of more than 2 billion.

Prof. Zhu Wenhui has received a total of 10 national-level awards, 33 provincial and municipal awards, and 5 other awards in various honorary awards, including: the National Distinguished Expert (2012), the China Industry-University-Research Cooperation Innovation Award (2018), the First Prize of the China Overseas Chinese Contribution Award (2018), and the Science Chinese Person of the Year (2017), and has been awarded the Hunan Top Talent (2018), the Hunan Province Distinguished Contribution Experts (2019), Changsha High-End Talents (2019), Humboldt Foundation Research Award (1997, not realized), Japan Association for the Advancement of Science and Technology AIST Collaboration Award (1999), as well as 3 National Key New Product Awards, 5 China Semiconductor Innovative Product and Technology Awards, and 4 First Prizes of Tianshui City's Scientific and Technological Advancement. He has previously served as a Senior Scientist in leading microelectronics packaging companies such as Infineon Technologies Asia Pacific Pte. Ltd (Infineon), United Test and Assembly Center (UTAC), Institute of High-Performance Computing (IHPC), Cookson, etc., and as an Assistant Professor at Osaka Prefectural University.
